Abstract

The temperature performance of 1.3µm InGaAsP- and AlGaInAs-multiple-quantumwell lasers is analyzed using a detailed microscopic simulation. The static and dynamic behavior is compared to measurements and the high temperature performance of AlGaInAs-devices is discussed.
